Step onto the floor and placement lines running at full tilt are the norm. Factories spare no expense adding lines, importing high-end placement machines, and endlessly tuning reflow profiles. Yet when capacity truly maxes out, a harsh reality surfaces: BGA void rates stay stubbornly high and cold-joint rework keeps recurring. An AI server motherboard is the "stress test" of SMT: a large board, dense BGA, thousands of joints per panel, required to run reliably 24/7. Yet most factories still rely on the legacy model of "fridge storage, manual handling, gut-feel judgment" — which collapses under high-end orders. CHAPTER THREE · THE FOUR HURDLES
01STORAGE
Keeping paste in ordinary industrial fridges, with frequent door openings causing temperature swings and uneven cold, quietly ages the flux and degrades wetting. Many cold-joint and void defects that defy troubleshooting were actually seeded at the storage stage.
02THAW
Thaw duration is timed by hand and mixing relies on experience, so every jar differs. Fine-pitch BGA server boards are especially demanding: uneven mixing clumps the paste, under-thawing degrades joints — rework eats profits and delivery cycles stretch out.
03MIX
Server lines run multiple paste grades, red glue and solder balls in parallel; under manual stacking, FIFO is a dead letter. Old batches expiring is the minor cost — grab the wrong grade and you can trigger a full batch-level quality incident.
04TRACE
Server makers set hard traceability gates across the chain: inbound time, thaw duration, batch used and work order must all be recorded and queryable. Paper ledgers inevitably err and omit — customer audits fail, and no matter how many orders there are, missing qualifications keep you out.
